摘要
对减薄至200μm的多晶硅电池片进行双面扩散、背靠背扩散对比研究。实验表明:双面扩散和背靠背扩散均具有良好的吸杂效果,少子寿命有很大提高,少子扩散长度已大于电池片厚度。双面扩散比背靠背扩散具有更好的吸杂和钝化效果,少子寿命更高,但扩散后电池片转换效率、短路电流、开路电压等电学性能无显著改善。
The double-side diffusion and back-to-back diffusion in the process of multi-crystalline silicon solar cells were compared. The experiments results showed that both double-side diffusion and back-to-back diffusion had good gettering effect, the minority carrier lifetime was greatly improved, and the minority carrier diffusion length was greater than the cell' s thickness of 200p, m. Compared to the back-to-back diffusion, the double-side diffusion had better gettering and passivation effects, a higher minority carrier lifetime. However the conversion efficiency, short-circuit current, open circuit voltage and other electrical properties were not significantly improved after diffusion.
