摘要
基于国产GaN芯片研制了一款高线性度的Ka频段300 W固态功率放大器。采用混合功率合成的方式,通过32路功率合成,在毫米波频段实现连续波300 W的输出功率。针对GaN芯片多路功率放大器芯片合成时线性度恶化的情况,通过加入线性化器改善设备线性度,在200 W功率输出时,三阶互调指标优于-25 dBc;针对设备应用环境的需要进行了充分的热设计,使设备在200 W功率输出时温升小于26℃;针对系统对于设备健康管理的需求,对设备配置了完善的参数监控,提高了设备的可靠性和实用性,具有很好的工程应用价值。
A Ka-band 300 W high linear solid-state power amplifier(SSPA)based on GaN MMIC is designed.By adopting hybrid power combining technologies with 32-channel combined,the continuous wave output power of 300 W is realized.The lineariser is added to improve the linearity,and the third-order intermodulation is better than-25 dBc with output power of 200 W.Adequate thermal design has been carried out to meet the requirement of product operation environment,and the temperature rise of the equipment is less than 26℃with the output power of 200 W.According to the requirements of the equipment health management,the equipment is equipped with perfect parameter monitoring function,it improves the reliability and practicability of the equipment and has good engineering application vale.
