摘要
电子气是半导体工业必不可少的基础原料,其纯度决定了半导体器件的质量和性能。本文概述了国际半导体设备材料产业协会(SEMI)现行电子气标准中气体种类、纯度要求及其应用状况,主要综述了H_2、O_2、N_2、CO、CO_2、烃类、水分等常见杂质和金属离子、氟离子等特殊杂质的检测方法及其原理。
Electronic gas is crucial raw materials in semiconductor industry.The purity decides the quality and performance of semiconductor devices.In this paper,we review the kinds,purity and appUcation of the electronic gases in Semiconductor Equipment and Materials International(SEMI) standards,and summarize the analytical method and principles of common impurities(H_2、O_2、N_2、CO、CO_2、hydrocarbon、moisture)and special impurities(metal iron、fluorinion)in electronic gas.
