摘要
本文通过动态体视显微法研究了溶液流速对TGFB晶面生长速率的影响,结合晶胞参数和生长溶液的密度、粘度等物理性质的测定,得出了TGFB单晶生长时的体扩散系数约为10-6cm2/s.讨论了要消除体扩散的影响,用转晶法生长单晶时掣晶盘的转速不应低于52r/min.
By the dynamic stereoscopic microscope method the effect of the flow rate of solution on (110) growth rate was determined,and the volume diffusion coefficient was calculated that is approximately 10 -6 cm 2/s by the measurement of crystal paramenters.The result shows that in order to get rid of the effect of volume diffusion the rotational speed of disc should be no less than 5.2r/min when TGFB is being grown by rotating crystal method.
