摘要
通过实验得到了碱性化学镀Co-P合金镀液中反应物浓度、pH值及温度等因素与沉积速率间的对数关系曲线,分别确定上述因素所对应的反应动力学参数,提出了镀液沉积速率的经验方程式。
Curvs show logarithmic relationship between deposition rate and concentration of reactants, pH value, operation temperature for alkali electroless Co P alloy plating solution were obtained respectively through experiments. Reaction kinetic parameters were obtained from comparison of experimental results and empirical equation of deposition rate was derived.
