摘要
文章采用正交实验以及在不同条件下电极的极化曲线、循环伏安曲线和电化学交流阻抗谱等电化学暂态技术,研究了酸性脉冲电镀专用添加剂S3、S4以及氯离子对铜电极的阴极极化和阳极行为的影响。
By the means of the electrochemical transient techniques including polarization curves,cyclic voltammetry (CV) and electrochemical impedance spectra (EIS),this article discuses the effect and their mechanism of additivesS3,S4 and Cl ions on the cathodic polarization and anodic behaviors of copper electrode reaction in acid sulfate bath.
