摘要
以低银Sn-0.1Ag-0.7Cu-0.01Ce无铅焊料合金为基础材料,在此基础上添加微量元素Ga,研究了Ga含量对Sn-0.1Ag-0.7Cu-0.01Ce焊料合金显微组织、熔化特性、润湿性能、抗氧化性能的影响。结果表明,Ga元素具有细化Sn-0.1Ag-0.7Cu-0.01Ce焊料合金晶粒的作用,最佳添加量为0.01wt%。焊料合金的熔程随着Ga含量的增加而缩小,当Ga含量为0.1wt%时焊料合金的熔化特性最佳,熔程为13.9℃。适量添加Ga元素可以提高焊料合金的润湿性能,与Ga含量为0.001wt%时相比,当Ga含量为0.01wt%时焊料合金的润湿时间缩小了5.31%,最大润湿力提高了20.82%。焊料合金的抗氧化性能随着Ga含量的增加先提高后降低,当Ga含量为0.01wt%时焊料合金的抗氧化性能最佳,氧化渣产率仅为0.193 g·min-1·cm-2。
By adding trace element Ga to the base material of Sn-0.1Ag-0.7Cu-0.01Ce low-silver lead-free solder alloy,the influences of Ga content on the microstructure,melting characteristic,wettability and oxidation resistance of the solder alloy were tested.The results show that adding Ga element can refine the grain of Sn-0.1Ag-0.7Cu-0.01Ce solder alloy,and the best additive amount is 0.01 wt%.The melting range of the solder alloy gradually narrows with the amount of Ga content increasing.When the Ga content of the solder alloy reaches 0.1 wt%,the melting property is the best and the melting range is13.9℃.The wettability of the solder alloy can be improved by adding appropriate amount of Ga element.In comparison to the solder alloy with 0.001 wt%Ga element,the wetting time shortens by 5.31%and the wetting force increases by 20.82%when the Ga content of the solder alloy is 0.01 wt%.The oxidation resistance of the solder alloy increases first and then decreases with the content of Ga increasing.When the Ga content of the solder alloy is 0.01 wt%,the oxidation resistance reaches its peak,and the oxide slag yield is only 0.193 g·min-1·cm-2.
