摘要
当前我国社会高速发展,对于高速数据传输、多功能智能移动通信设备需求量更大,使得无线通信技术不断向前发展,但是在设计无线通信设备方面也面临较多挑战。当前,在通信系统和雷达系统中已经大量地应用到射频功率放大器,高效率的功率放大器可以将系统功耗最大限度减小,将系统对于散热要求进行降低。文章基于谐波控制理论提高功放效率原理分析的基础上,进行南京电子器件研究所GaNHEMT器件的负载牵引测试,用于设计X波段单级MMIC功放。
With the rapid development of our society,the demand for high-speed data transmission and multifunctional intelligent mobile communication equipment is greater,which makes the wireless communication technology continue to develop,but there are also many challenges in the design of wireless communication equipment.At present,radio frequency power amplifiers have been widely used in communication systems and radar systems.High efficiency power amplifiers can minimize the power consumption of the system and reduce the heat dissipation requirements of the system.Based on the analysis of the principle of improving the efficiency of power amplifier based on harmonic control theory,the load traction test of GaN HEMT device in Nanjing Institute of Electronic Devices is carried out to design X-band single-stage MMIC power amplifier.
