摘要
GaN功率器件有功率大、体积小和效率高的特点。文中介绍了一款C波段GaN MMIC功率芯片和其在T/R组件中应用验证情况,该芯片尺寸3.2mm×5.3mm×0.08mm。在5~6GHz频带内输出功率大于60W,增益大于25dB,效率大于40%;应用此芯片的T/R组件输出功率大于45W,功率增益大于31dB,效率大于25%。
GaN power amplifier MMIC can provide high power capacity and high efficiency with small volume.In this paper,the application of a C-Band GaN MMIC in T/R Module is introduced,the MMIC’s size is 3.2 mm×5.3 mm×0.08 mm,providing over 60 W output power in 5-6 GHz.The gain of the MMIC is over 25 dB and PAE is over 40%.The T/R modules using this MMIC are able to deliver 45 W outpout power with 31 dB power gain and 25%efficiency.
