摘要
使用数控焰熔法晶体生长炉生长钛酸锶单晶体,研究了气体参数、生长速度和退火工艺参数对晶体生长的影响。在氢氧比为2.5,等径生长速度保持在10mm·h^-1,生长出了直径26mm、等径长度20mm、总长40mm的钛酸锶单晶体,然后经过1550℃×72h+1000℃×20h+600℃×24h的退火,消除钛酸锶单晶体的热应力和氧空位,得到完整的高品质的单晶体。偏光显微镜测试表明,晶体具有很好的完整性。
Strontium titanate monocrystals were grown by numerical control flame melting furnace. The influences of gas parameters,growth rate and annealing process parameters on crystal growth were studied. At the hydrogen-oxygen ratio of 2.5,the isopach growth rate was maintained at 10 mm·h^-1 ,trontium titanate monocrystals with a diameter of 26 mm,an isodiametric length of 20 mm and a total length of 40 mm were grown. Then after 1550 ℃× 72 h + 1000 ℃× 20 h + 600 ℃× 24 h annealing,elimination of strontium titanate thermal stress of single crystal and oxygen vacancies,get complete high quality single crystal. Polarized light microscopy showed that the crystal had good integrity.
