IGCT配套FRD器件的性能优化

摘要 首先介绍IGCT配套用FRD器件的特点和国内外发展现状,进而说明FRD器件的结构设计原则;详细阐述了FRD器件的粒子辐照技术,并采用质子辐照技术使FRD器件的反向恢复性能得到了极大的提升,完全满足IGCT器件的配套应用要求。 It introduced the characteristic and development status of FRD for IGCT at home and abroad, explained the structure design principle of FRD devices, and described the particle irradiation technology of FRD devices. With proton irradiation technology, the reverse recovery performance of FRD is greatly improved and can fully meet the requirement of IGCT device.
