摘要
研究了用热壁外延法在GaAs衬底上生长的不同x含量的Zn1-xMnxSe薄膜 .通过X射线衍射和喇曼光谱的研究表明 ,晶体的质量取决于Mn的含量 ,随着Mn的含量的增高 ,晶体的质量下降 .
Zn 1-x Mn xSe films with different composition x grown by hot wall epitaxy are studied.The results of X ray diffraction and Raman show that the crystalline perfection is related with the Mn content and deteriorated as the Mn content increases.
