摘要
研究了绝缘门双极晶体管 (IGBT)的结温及工作电流对其开关波形的影响 ,并应用IGBT关断时集电极电流、集电极与源极电压变化对应于结温和工作电流变化的关系 ,与实验结果进行了比较 ,提出了一种验证通用仿真软件中所给专用模型有效性的途径。以功能强大的Saber软件为例 ,应用Saber模型 ,讨论了IGBT的工作极限特性 ,并且探讨了Saber中IGBT专用模型可改进的方面。
The IGBT operation limits depending on junction temperature and operating current level are studied in this paper. Compared to the experimental results, a method to prove the availability of IGBT special models in a general simulation software is suggested, which uses IGBT waveforms of turn off current and collector voltage relations to the junction temperature and operating current level. The IGBT models in saber are used to disscuss the IGBT operation limits, subject to some model improvements.
