摘要
提出透射光谱的新方法研究粒径和应力对半导体禁带宽度的影响。用传统化学方法制备得到ZnS样品,通过控制不同反应溶液的浓度来得到不同粒径的样品,烘干后对大、小颗粒样品进行X射线衍射分析;将ZnS粉末在环氧树脂胶体中收缩产生应力,得到所有需要的样品后测试其相应的透射光谱。对实验结果进行理论分析表明:三种不同粒径样品经过数据处理后发现粒径越大,ZnS禁带宽度越小,吸收边发生红移现象;应力作用比无应力作用下ZnS禁带宽度大,吸收边发生蓝移现象。
Stress and particle size of ZnS are known to have the effect on its absorption edge, and the optical absorption edge of ZnS corresponds to its band gap indirectly. A novel method of transmitted spectrum is proposed to verify their relationship. ZnS samples were synthesized by a traditional chemical route, and different particle size samples were gained by controlling the con- centration of the reaction solution. ZnS powder mixing with epoxy colloids produced stress after being dried. And corresponding transmission spectrum of prepared ZnS samples were measured. Processed data and the theoretical analysis of the experimental results show that the larger the particle size is, the smaller the ZnS' band gap is, resulting in blue shift of absorption edge. Be- sides, the band gap of ZnS under stress is bigger than one without stress, resulting in red shift of absorption edge.
