摘要
利用自行研制的脉冲微孔喷射系统制备均匀球形Sn-Pb微米级粒子,并研究了坩埚内外压力差、压电陶瓷驱动电压、传动杆直径、压电陶瓷频率等实验参数对粒子制备的影响。结果表明增大差压、压电陶瓷电压、传动杆直径,制备得到粒子的粒径也随之增大,压电陶瓷频率对粒径无明显影响。脉冲微孔法制备的粒子具有粒径均匀、圆球度高、表面质量好等优点,脉冲微孔喷射法(POEM)在BGA精密封装领域具有较好的发展潜力。
Sn-Pb micron-sized sphere particles were prepared by pulsed orifice ejection method(POEM) system developed by authors.The effects of pressure difference,voltage and operating frequency of piezoelectric actuator and rod diameter on particle diameter were discussed.The particle diameter increases with the increase of pressure difference,voltage and rod diameter.Operating frequency of piezoelectric actuator has little effects on particle diameter.The particles prepared by POEM show the characteristics of identical size,high sphericity and good surface quality,and POEM shows good development potential in the field of ball grid array electronic packaging.
