摘要
采用电路建模方法,通过分析中红外量子级联激光器(QCL,quantum cascade laser)中增益的热依赖特性,运用简化的二层级电子速率方程和光子速率方程,建立了能体现温度变化对中红外QCL光电性能影响的等效电路热模型。热模型的建立,使得对QCL热依赖特性可以运用通用电路仿真工具进行模拟仿真,克服了数值分析方法计算复杂、模拟时间长的缺点。利用PSPICE软件对模型进行模拟分析,分析结果与已报道的理论和实验结果一致,验证了模型的实用性和准确性。
In this paper, an equivalent circuit thermal model is derived based on quantum cascaded laser's (QCL) two-level rate equation by analyzing the gain characteristic depend on the temperature in active region. The model enables the analysis of the thermal characteristics of intermediate infrared quantum cascaded laser (QCL) using general circuit analysis software, which overcomes the shortcomings of com- plex process and long simulation time of numerical analysis method. The modeling and simulation are im- plemented in PSPICE, and the results are in agreement with the reported theoretical and experimental data. That proves the practicality and accuracy of the model.
