摘要
本文报道了采用全MOCVD生长的1.55μm单片集成DFB-LD/EA组件的制作和在DWDM系统上的传输测试结果。出纤功率Pf≥2.5mW,If=75mA,边模抑制比SMSR≥35dB。调制器反向偏压为2.5V时的消光比为14dB;该发射模块在2.5Gbit/sDWDM系统上进行传输试验,传输240km后无误码,其通道代价≤1dB,BER=10-12。
This paper reports the fabrication of 1.55 m monolithic integration DFBLD/EA grown with MOCVD and the test results in WDM system. The fiber output power2.5 mW with If =75 mA, SMSR>35 dB and the extinction ratio of 14 dB is achieved at -2.5V bias voltage under the condition of DC. No bit error appears after a transmission through 240 km fiber with bite rate 2.5 Gbit/s in WDM system. The channel penalty is 1dB BER = 10-12.
