In^(3+)离子掺杂N型ZnO

摘要 采用水热法,以3mol/L KOH为矿化剂,填充度35%,温度430℃,通过添加适量比例的In_2O_3,合成了掺In的ZnO晶体.In离子掺杂不仅可以改善晶体形貌特征,使晶体光滑,结构完整,呈现规则对称的薄片状六棱形,而且霍尔测量显示大大增加了其载流子浓度,实现N型导电. The ZnO Crystals of diluted magnetic doped In^3+ ions were synthrsized by hydrothermal method. These experiments were finished by mineralizer of 3mol/L KOH, the fill factor of 35%, reaction temperature of 430℃ ,and time of 24 hours. In^3+ in ZnO not only improve crystals shape,which makes the obtained ZnOfacies slick and structure intact, showing regular symmetrically hexagon, but also greatly increase the charge cartier concentration and the n-type conduction come ture.
