摘要
本文阐述相移掩模（PSM）技术研究中，常用的几种主要相移掩模制作方法，重点介绍了无铬PSM、Levenson交替型PSM、边缘PSM、亚分辨辅助PSM以及激光直写制作PSM的方法。
In the paper described are some phase-shifting mask(PSM)fabrication pro-cesses and techniques commonly used in research of PSM technology,especiallychromeless PSM,Levenson PSM, rim PSM and sub-resolution auxiliary PSM.Finally,a PSM fabrication technique with laser direct-writing method is given.
