摘要
基于多模的速率方程组,建立了一个垂直腔面发射激光器的二维模型,利用数值模拟分析了电极的形状、位置以及注入电流强度对激光器横模竞争特性的影响,同时考虑了注入电流分布的不均匀性,分析了角向不均匀注入电流对激光器输出模式的影响.结果表明,注入电流的强度、轮廓对垂直腔面发射激光器的模式行为起着重要的作用.
A two-dimensional rate equation model of vertical-cavity surface-emitting lasers (VCSELs) was built up based on the multimode rate equations. The influences of the shape and position of electrode and intensity of the injection current on the transverse-mode characteristics of VCSELs were investigated by numerical simulation, and the azimuthally non-uniformity of the injection current was taken into account, the dependency of laser modes on different kinds of spatially periodical current was investigated. Numerical results showed that the intensity and profile of injection current played important roles in determining the mode behaviors of VCSELs.
