摘要
用12MeV电子束对200A双向晶闸管进行三种不同方式辐照,并对辐照前后双向晶闸管的主要参数进行了测试。实验结果表明,12MeV电子束辐照可以明显改善双向晶闸管的换向能力,而且根据对器件参数的不同要求,可以选择不同辐照方式,使器件各电学参数达到最佳。为了保证器件能够长期稳定工作,辐照后在200℃下进行2—4h退火。
A 200 A triac was irradiated by electrons beams with 12 MeV in three different ways, and the major parameters of the triac were measured before and after irradiation, The experimental results Show that the commutating capability of the triac can be effectively improved I-by the method. Further more, we can make the electronic parameters of the triac more perfect by using different ways of irradiation. In order to ensure working steadiness of the triac for a long time, an annealing time should be prolonged for 2 to 4 hours at 200℃ after irradiation.
