Co synthesis silicides with good properties were prepared using MEVVA ion implantation with flux of 25–125 μA/cm2 to does of 5×1017/cm2. The structure of the silicides was investigated using X-ray diffraction (XRD) and transmission electron microscopy (TEM). TEM analysis shows that if the ion dose is greater than 2×1017/cm2, a continuous silicide layer will be formed. The sheet resistance of Co silicide decreases with an increase in ion flux and ion dose. The formation of silicides with CoSi and CoSi2 are identified by XRD analysis. After annealing, the sheet resistance decreases further. A continuous silicide layer with a width of 90–133 nm is formed. The optimal implantation condition is that the ion flux and dose are 50 μA/cm2 and 5×1017/cm2, respectively. The optimal annealing temperature and time are 900°C and 10 s, respectively. The ohmic contact for power microwave transistors is fabricated using Co ion implantation technique for the first time. The emitter contact resistance and noise of the transistors decrease markedly, the microwave property has been improved obviously.展开更多
A cylindrical carbon pellet with a size of 1.2L x 1.2φ mm to 1.8L x 1.8φ mm and a velocity of 100 m/s to 300 m/s was injected into large helical device (LHD) for an efficient fueling based on its deeper deposition...A cylindrical carbon pellet with a size of 1.2L x 1.2φ mm to 1.8L x 1.8φ mm and a velocity of 100 m/s to 300 m/s was injected into large helical device (LHD) for an efficient fueling based on its deeper deposition instead of hydrogen gas puffing and ice pellet injection. Electron density increment of Ane = 10^14 cm^-3 is successfully obtained by single carbon pellet injection without plasma collapse. Typical density and temperature of the ablation plasma of the carbon pellet, e.g., 6.5× 10^16 cm^-3 and 2.5 eV for CII, are examined respectively by spectroscopic method. A confinement improvement up to 50% compared to ISS-95 stellarator scaling is clearly observed in a relatively low-density regime of ne = 2 × 10^13 cm^-3 to 4×10^13 cm^-3, and high ion temperature Ti(0) of about 6 keV is also observed with an internal transport barrier at ne = 1.2 × 10^13 cm^-3. In particular, the improvement in the ion temperature largely exceeds that observed in hydrogen gas-puffed discharges, which typically ranges below 3 keV.展开更多
This paper reports sensitive high resolution ion micro-probe U-Pb zircon ages for the "Huoqiu Group" and granitoids of the Early Precambrian basement in the Huoqiu area, southeastern margin of the North China Craton...This paper reports sensitive high resolution ion micro-probe U-Pb zircon ages for the "Huoqiu Group" and granitoids of the Early Precambrian basement in the Huoqiu area, southeastern margin of the North China Craton. The "Huoqiu Group" is similar in rock association and metamorphism to the khondalite series, apart from it containing considerable amounts of banded iron formation. All detrital zircons from the "Huoqiu Group" meta-sedimentary rocks are 3.0 Ga and 2.75 Ga, without any 2.5 Ga and younger ones, as is commonly found in Paleoproterozoic khondalite series in other areas of the North China Craton. In the Huoqiu area, 2.75 Ga and 2.56 Ga granitoids have also been identified. This basement assemblage underwent strong metamorphism during the late Paleoproterozoic (-1.84 Ga) tectonothermal event that is widely developed in the North China Craton. Thus the formation time of the "Huoqiu Group" can be constrained between 2.75 and 1.84 Ga in terms of detrital and metamorphic zircon ages. It is considered, combined with regional data, that there may be a Paleoproterozoic collision orogen extending in a NWW-SEE direction to the southern margin of the North China Craton.展开更多
