摘要
研制出SMT激光微软钎焊焊点质量红外检测系统,建立了微细焊点红外传感的数学模型并进行计算机数值求解.计算表明,焊点红外传感信号可识别出钎料的熔化及润湿过程。
The solder joint infrared radiation detecting system was developed in SMT laser micro soldering, and a numerical model of infrared sensing of the micro joint was put forward. The calculated results show that the melting and wetting of the solder were recognized by the infrared radiation signal, therefore the signal can be used to control the joint quality simultaneously in laser micro soldering.
